Is better to max:
Rayquaza 14-15-15 (A-D-S) or 15-15-13
Mewtwo 13-15-15 or 15-11-14
Raikou 14-15-15 or 15-15-13
Groundon 14-15-15 or 15-12-15

In most situations a 14 and 15 Atk pkmn do identical damage due to rounding. Im still one of those 15 Atk fetishists, as it ensures you to reach every breakpoint.
However all your IVs are excellent, I wouldnt power up a 2nd Raikou (one is just enough imo, I have one and its all i ever needed, especially with Rocktar partly stealing its nishe and partly cloudy being a lot more common than rain for me) and maybe the Mewtus, if you have access to an ex passs easily.
It took me 17 ex raids to get my 98% one, previously i couldnt top 91. So waiting may be worth it.
However the diff between 13 and 15 atk is dismissable, so if id power up a Mewtu; then it would be the 96% one.
Unless you really need them, you might wait with Groudon and Ray too, as a soon shiny release is pretty likely right after the golems.
On my 9th Mewtwo raid got a 15a/11/15. Maxed it and I like it. 7 or 8 Mewtwo raids later I got a 14a/15/15 and I have that at 39.5 right now. Getting a great one doesn’t happen frequently, but considering your area you can judge a little bit better.
Those Rayquaza are a coin flip, so I’d go with 15a. Maxing seems satisfying, but sometimes just using some of your earned candy can be fulfilling, too.
Example, Articuno day I got a regular 100% (took it to level 32 using A candy). Zapdos day got a 14a/15/15 shiny, used my Z candy and took it to level 31. I have countless big dragons and a maxed Raikou plus another 3050 Raikou, so the A and Z were unnecessary investments
