What mon to use my one and only fast TM?

Out of those choices, Hariyama.

None of them, save for something more important. You should also list their levels, it's a very dfferent story if those are level 20 mons or level 35 mons.

More detail:
Double ground Golem is not a good idea. Outclassed by Groudon and Rhydon and there isn't even anything to use a ground attacker against. Double rock is where it's.
Hariyama can be ok target if it's high level but I'd rather save TMs for Machamps which are better.
Blaziken is strictly inferior to Flareon as a fire mon. There's no reason to have double fire moveset on it.

I will tell you this.
Dont use it on golem for sure. There is groudon for ground dps. If you cant raid try finding rhyhorns with +1350 cp. You can have 3 k rhydon without spending dust.

Other two depends on how much you like them.

Do not spend the TM. Earn more TMs first.

Both Golem and Blaziken have the correct fast move, it’s their charge moves that require change

Hariyama is the only that you can make useful. Golem is better off with double rock. Blaziken it's OK for fun with that combination of STAB moves.

Some people are saving save it for something else, but I don't know what can be so much more valuable than a 98% Hariyama with Counter/Dynamic Punch that it's worth sitting on the TM. Unless you have several Counter/Dynamic Punch Machamps already, that Hariyama will be great for beating Tyranitar, Blissey, Snorlax, etc.

Blaziken is outlcassed by too many Pokemon as a fire type and Golem is only valuable with dual rock moves.
